In the framework of the drift-diffusion model for spin-dependent transport in a bulk silicon channel with ferromagnetic contacts, spin-dependent concentrations in the collector and nonlinear current-voltage curves are investigated in the spin blockade regime. It is shown that the adjustment of two independent polarizations in ferromagnetic contacts provides the possibility to effectively control the structure resistance within a 30-percent variation range. The results obtained can be applied to a wide class of structures with various concentrations and types of carriers. |
